Silicon Interposer 2.5D Integration
Silicon interposers provide dense, high-bandwidth wiring that lets logic dies and stacked memory be co-packaged as a single high-performance AI module, and outsourcing their fabrication widens the supply base for this packaging method.
Developed mainly in: United StatesImpacting: North America, Rest of Asia, Europe and China
GlobalFoundries signed a multi-year deal worth roughly $2 billion to manufacture silicon interposers for TSMC's CoWoS advanced packaging platform, adding capacity at its Malta, New York fab. It would be the first US-based source of these interposers, including versions with embedded deep trench capacitors, serving AI and high-performance computing demand.
